Leadframe
A leadframe is a metal framework that supports a die and connects it to external terminals.
In context
The die support and leads are fabricated from one metal sheet, commonly combined with wire bonding and resin encapsulation.
Example
Its structure is simpler than a multilayer interconnect substrate, but it limits flexible routing of complex interconnects. Select it according to required input and output counts and heat dissipation conditions.
Key distinction
A leadframe provides both metal support and electrical connections.
